According to SemiEngineering, creating cutting-edge system-on-chip designs at deep submicron nodes continues to place significant demands on lithography and patterning capabilities throughout manufacturing. Extreme UV lithography has now become a core technology for printing advanced features. As error budgets become more constrained, high numerical aperture EUV becomes increasingly important to extend single patterning capabilities and manage variability.
Industry event highlighting patterning challenges and innovations
The Synopsys Lithography VIP Symposium was held on February 23rd in San Jose, California. The event focused on how GPU acceleration, artificial intelligence, machine learning, and new automation are transforming computational lithography and mask synthesis. The goal is to improve yields, increase engineering efficiency, and shorten delivery times. The symposium ended with a panel discussion on the practical application of AI and machine learning in mask synthesis.
This symposium was held in conjunction with SPIE Advanced Lithography + Patterning 2026, which was held in San Jose from February 22nd to February 26th. This marks the 50th anniversary of the annual conference hosted by the International Society of Optics and Photonics. The event brought together experts to discuss research, challenges, and advances in optical and EUV lithography, patterning technology, metrology, and process integration for semiconductor manufacturing. Synopsys provided multiple technical papers and presentations during the conference.
Key research published on high NA EUV and mask defects
One of the high-profile synopsis papers investigated machine learning-enhanced optical proximity correction modeling for high numerical aperture EUV lithography. This study focused on modeling a line-space array with an 18 nm pitch that requires a critical dimension error of less than 1 nm across all sources of variation. To address the challenges from anisotropic optics and tight error budgets, this work integrated machine learning convolutional neural networks and compact modeling to capture local proximal behavior and achieve the required prediction fidelity.
In another presentation, we discussed co-optimized double-exposure stitching using reverse lithography techniques to maximize the high numerical aperture EUV process window. The talk demonstrated how resolution, process window, and edge placement errors can be improved by optimizing two stitched exposures and their corresponding masks simultaneously. We also demonstrated how this approach reduces overlay sensitivity in stitched areas and alleviates failure modes at stitch boundaries.
A paper published by Intel researchers and co-authored with Intel describes rigorous modeling and repair of EUV multilayer defects. Embedded multilayer defects in EUV masks remain a major challenge for imaging fidelity and yield. In this study, we used a rigorous model to simulate how these defects affect aerial photography. A subsequent simulation-based defect repair flow provided mask repair recommendations that are compatible with available repair tools. Experimental results on a mass-produced EUV mask demonstrate successful first-pass repair and post-heal critical dimension measurements closely matching the defect-free standard.
Another synopsis presentation tackled the problem of sampling physical design layout space based on tight pattern coverage. A coverage-based sampling algorithm designed to reduce oversampling while ensuring coverage across different layouts was introduced. This method uses pattern coverage metrics to quantify the pattern content in the sampled layout area, with the goal of not missing important patterns and minimizing redundant sampling.
The consistent direction of progress presented indicates that as patterning error budgets become tighter, progress increasingly relies on compute-enabled modeling, stitching-enabled methodologies, and robust metrology and verification workflows.
